　　上海4月17日电(记者陈静)在一眨眼的时间内，超级闪存已经工作了10亿次，而原来的U盘只能1000次。相当于光在走了12厘米的时间内，几千个电子已经储存完毕。

　　记者17日获悉，复旦大学周鹏/刘春森团队成功研制“破晓(PoX)”皮秒闪存器件，擦写速度达到亚1纳秒(400皮秒)，是人类目前掌握的最快半导体电荷存储器件。

　　北京时间4月16日深夜，相关研究成果发表于国际顶尖期刊《自然》(Nature)。

　　从远古时代的结绳记事开始，人类对信息存储速度的追求从未止步。随着科技不断演进，电荷被证明是最佳存储媒介，能够以惊人的速度和卓越的可靠性承载海量数据。随着人工智能(AI)时代的到来，计算范式正从传统的逻辑运算逐渐转向数据驱动的计算模式。信息存取速度直接决定了算力上限，亟需存储技术的突破来实现变革。

　　据介绍，目前速度最快的存储器均为易失性存储器，断电后数据丢失的特性限制了其在低功耗场景下的应用，难以满足AI计算对数据极高速存取的需求。

　　复旦大学周鹏/刘春森团队构建了准二维高斯模型，成功从理论上预测了超注入现象，并据此研制“破晓(PoX)”皮秒闪存器件，其性能超越同技术节点下世界最快的易失性存储SRAM技术；通过AI算法对工艺测试条件实现科学优化，极大推动技术创新与落地。

　　据悉，中国专家团队研发的突破性高速非易失闪存技术，不仅有望改变全球存储技术格局，进而推动产业升级并催生全新应用场景，还为中国在相关领域实现技术引领提供强有力支撑。(完)
